In this paper, a 16-GHz CMOS differential Voltage-Controlled Oscillator (VCO) is presented. Filtering is used at the common source node of the cross-coupled transistors, as well as other techniques, to effectively lower phase noise contributors. The oscillator is designed using 16-nm FinFET Predictive Technology Models (PTMs) [1], achieves -96.581dBc/Hz at 1MHz offset, and dissipates 7.3mA from a 0.85V supply.
